We are seeking a highly skilled and experienced Package Design Engineer to join our Silicon Systems team. In this role, you will work with our silicon partner, internal board design team, and chip architects to perform package design, analysis, and evaluations for high performance automotive compute silicon. You will work to help define ball map assignment, layout, routing and die placement. This is an exciting opportunity to work and drive cutting edge automotive silicon engineering.
Key Responsibilities:
Perform Package Design Concepts leveraging Industry Best Known Methods for design rules
Perform routing studies taking into account HSIO routing (DDR, PCIe, UCIe) and optimizing with inputs from SI/PI team
Perform ball map design studies to optimize ball map and package size/interaction taking into account package/board layout and routing interactions
Interface with SI/PI Engineer and Die Layout team to co-optimize for die size, package size, routing and SI/PI
Ensure DFM by leveraging industry experience and feedback from design partners and OSATs taking into account industry trends, OSAT roadmaps, and BKMs.
Requirements:
Bachelor's degree in Mechanical Engineering or a related field with 15+ years experience or Master's degree in Mechanical Engineering or a related field with 12+ years of experience
Strong Knowledge of package design, substrate stackup and ball/bump assignments
Strong Background in Package Design, Assembly, and Manufacturing of advanced ICs – including 2D, 2.5D and 3D Design Trade Offs
Strong understanding of high speed interfaces such as PCIe, DDR, Ethernet and their routing requirements
Experience working with EDA tools for package layout and 3D CAD software to design and layout package components
Familiarity with board design and layout practices
Strong verbal and written communication skills, with the ability to work across teams, both internally and externally.
Preferred Qualifications:
Expertise in IC Package Assembly (2D, 2.5D, 3D)
Knowledgeable in Industry Trends and Standards (JEDEC, UCIe)
Experience with automotive package and board design
The salary range for this position is $161,500 - $237,500. Compensation will vary depending on location, job-related knowledge, skills, and experience. You may also be offered a bonus, restricted stock units, and benefits. These ranges are subject to change.
